A multifunction packaged monolithic 17-27GHz receiver which integrates a balanced cold FET mixer, a LO chain with buffers and a X2 multiplier, and a RF LNA including a 15dB gain control. The high 13dB conversion gain, the high input linearity combined with the gain control and the low 3.2dB noise figure makes of this circuit a very versatile full I/Q receiver for high performance systems. Moreover it is proposed in standard surface mount package and integrates ESD protection. The overall power supply is of 4.5V/350mA. The circuit is dedicated to telecommunication and also well suited for a wide range of microwave applications and systems. It is developed on a robust 0.25µm gate length pHEMT process, and is available both as a bare die (this version), and in a standard surface mount 24 leads QFN4x5 (CHR3664-QEG/20), compliant with the Restriction of Hazardous Substances (RoHS) European Union directive 2002/95/EC.
